This thesis contributes to design methodologies of high power, high efficiency, broadband and ultra-broadband microwave power amplifiers (PAs) using Gallium Nitride HEMT devices. The design procedure is based on device and circuit analysis, together with matching network and overall circuit design synthesis. All designed amplifiers were realized and experimentally verified with linear and nonlinear characterization techniques.The work discusses in detail four amplifier designs, which are two harmonically tuned broadband PAs and two ultra-wideband PAs.The first PA is a two-stage design using a commercial GaAs MMIC gain block as the preamplifier. In this design, a novel method was introduced to achieve optimum impedance matching at fundamental and harmonic frequencies. The realized amplifier chain produces more than 10 W of output power with 44.9 dB ± 0.8 dB power gain and the PAE varies between 49.8% and 61.7% across an operating frequency band from 2.2 GHz to 2.8 GHz.The second broadband PA is a three-stage design using a GaAs preamplifier MMIC, a 10 W GaN HEMT driver stage and a 50 W GaN HEMT power stage. As a result, the amplifier achieves 50 W of output power, which fluctuates between 46.5 dBm and 48.2 dBm, and a power gain of 41.4 ± 0.8 dB from 1.9 GHz to 2.8 GHz. The measured average PAE achieves 50%.For the next two designs the targeted bandwidths were three octaves in the frequency range 0.5 GHz to 4 GHz. For both Implementations a 10 W GaN HEMT is used for the power stage. While the first development is a single stage topology, the second one has two stages with a 6 W GaN HEMT for the preamplifier.The single-stage design achieves a measured output power of higher than 10 W and a very flat power gain of 10.7 ± 1.0 dB over a frequency range of 0.4 GHz to 4.2 GHz. Moreover, the drain efficiency was depicted to be higher than 52% over the band. Simulations and measurements agree well.The special issue in the design process of the two-stage amplifier was the chosen complex and variable reference impedance for the design of the inter-stage matching network instead of a real 50 Ω impedance. The advantage of this approach lies in the achievability of a higher bandwidth and a simpler and physically smaller interstage matching network. A modified Real Frequency Technique combined with Load-Pull analysis was the design methodology for this tow stage amplifier. The realized PA achieved a measured output power of 10 W and a flat gain of 18 ± 1 dB from 0.6 GHz to 4.3 GHz (151% FBW). The measured PAE is fluctuating around an average value of 43% across the frequency band. Simulations and measurements showed a good agreement.

520 $a Diese Dissertation liefert einen Beitrag zu Entwurf, Realisierung und Charakterisierung von breitbandigen und ultra-breitbandigen Mikrowellen-Leistungsverstarkern hoher Ausgangsleistung und Effizienz unter Verwendung von Gallium Nitrid HEMT Bauelementen. Die Entwurfsmethode basiert auf Bauelement- und Schaltkreisanalysen fur das Design und die Synthese von Anpassungsnetzwerken der Gesamtschaltung. Alle Entwurfe wurden praktisch realisiert und charakterisiert, unter Anwendung linearer und nichtlinearer Messmethoden.Die Arbeit beschreibt im Detail zwei breitbandige und zwei ultra-breitbandige Leistungsverstarker, die mit dem Ziel einer optimalen Impedanzanpassung auch bei den harmonischen Frequenzanteilen entworfen wurden.Die Zielsetzung bei den ersten beiden Entwurfen war hohe Ausgangsleistung bei gleichzeitig hohem Wirkungsgrad und groser Bandbreite. Die beiden Verstarker unterscheiden sich insbesondere hinsichtlich Ausgangsleistung (nominal 10W und 50W) und Topologie. Der Frequenzbereich lag in beiden Fallen zwischen etwa 2,0GHz und 2,8 GHz.Der erste Entwurf ist zweistufig ausgelegt, unter Verwendung eines kommerziell verfugbaren GaAs MMIC als Vorstufen-Gainblock. Im Verlauf dieses Designs wurde eine neue Methode zur Bestimmung der optimalen Impedanzanpassung fur Grundwelle und Harmonische entwickelt. An dem nach diesem Konzept realisierten Verstarker wurden mehr als 10W Ausgangsleistung bei 44,9 ± 0,8 dB Grossignalverstarkung gemessen. Die PAE variierte dabei zwischen 49,8% und 61,7% uber das Frequenzband 2,2GHz bis 2,8 GHz.Der zweite Verstarker basiert ebenfalls auf einem GaAs MMIC als Vorstufen-Gainblock gefolgt von einer 10W GaN-HEMT Treiberstufe und einer 50W GaN-HEMT Endstufe. Im Verlauf dieses Entwurfs wurden sogenannte load-pull compromised-areas fur die Impedanzabschlusse von Grund- und harmonischen Frequenzen eingefuhrt, innerhalb derer eine vorgegebene Performanz, z.B. hinsichtlich Ausgangsleistung und Wirkungsgrad garantiert wird. Der realisierte Verstarker erreichte innerhalb des Frequenzbandes 1,9GHz bis 2,8GHz zwischen 46,5dBm und 48,2dBm Ausgangsleistung, mit einer Grossignalverstarkung von 41,4 ± 0,8 dB und einer durchschnittlichen PAE von 50 %.Fur die weiteren beiden Entwurfe wurde eine Bandbreite von drei Oktaven angestrebt (Frequenzbereich 0,5GHz– 4,0 GHz). Die Bandbreitenforderung fur diese ultra-breitbandigen Verstarker konzentrierte sich dabei auf minimale Welligkeit von Ausgangsleistung und Verstarkung, wahrend gleichzeitig Ausgangsleistung und Wirkungsgrad uber das gesamte Frequenzband so hoch wie moglich gehalten werden sollten. Beide Implementierungen verwenden einen 10W GaN-HEMT fur die Endstufe. Der zuerst entwickelte Verstarker ist einstufig ausgefuhrt, die darauf aufbauende Weiterentwicklung zweistufig, mit einem 6W GaN Transistor als Vorstufe und der gleichen Endstufe wie beim ersten Entwurf.Beim einstufigen Entwurf wurde eine Ausgangsleistung von mehr als 10W und eine sehr flache Leistungsverstarkung von 10,7 ± 1,0 dB uber einen Frequenzbereich von 0,4GHz bis 4,2GHz gemessen. Daruber hinaus wurde ein Drain-Wirkungsgrad von mehr als 52% uber das gesamte Frequenzband nachgewiesen. Simulations- und Messergebnisse zeigten eine sehr gute Ubereinstimmung.Die Besonderheit bei der Realisierung des zweistufigen Verstarkers war, dass die Anpassung beim Interstage-Netzwerk nicht bei 50Ω sondern im komplexen, uber der Frequenz variablen Impedanzbereich erfolgte. Der Vorteil der direkten Anpassung in der komplexen Ebene liegt in der Erzielbarkeit hoherer Bandbreiten bei gleichzeitig einfacheren und deshalb physikalisch kleineren Anpassungsnetzwerken. Fur die Entwurfsmethodik kam dazu ein geeignet weiterentwickelte „Real-Frequency-Technique“ in Kombination mit dem Load- Pull-Verfahren zum Einsatz.Am aufgebauten Verstarker wurde eine Ausgangsleistung von mehr als 10W und eine flache Verstarkung von 18 ± 1 dB uber den Frequenzbereich 0,6GHz bis 4,3GHz gemessen. Die gemessene mittlere PAE lag bei 43 %. Simulationen und Messungen zeigten eine gute Ubereinstimmung.
