本研究是利用光致螢光光譜技術,來分析氧化鋅摻鎂的光學特性。我們利用溶液凝膠法製作出摻雜鎂濃度x=0.01~0.1 的樣品。在結構部分,摻雜鎂濃度x=0.1 時發現到有MgO 的析出。線性光譜分析部分,我們發現到氧化鋅摻鎂樣品的能隙,有隨著摻雜濃度增加而變大;而在摻雜鎂所造成的侷限態,會影響低溫時s-shift 的發光機制。而在非線性光譜部份,我們針對氧化鋅與氧化鋅摻鎂的雙激子做研究,我們發現到氧化鋅在很弱的激發強度就發現到雙激子的存在,而氧化鋅摻鎂的雙激子的束縛能與氧化鋅接近,約13.5 meV±1.5 meV,做成量子井可穩定存在於室溫。 The optical properties of Zn1-xMgxO powders were studied byphotoluminescence (PL) in this thesis. The Zn1-xMgxO (x=0.01~0.1) powderswere grown by sol-gel method. In the structural analysis, we observed theMgO phase in the ZnMgO powder with Mg concentration x=0.1. In the regimeof linear optics, we found that the bandgap of Zn1-xMgxO increase as the Mgconcentration increases and Mg-induced localization states influenced theexciton emission at low-temperature. In the regime of nonlinear optics, westudied the biexciton properties of ZnO and Zn1-xMgxO powders. We found thatthe biexciton emission of the ZnO powder appears at low-threshold density.The free biexciton energies of the ZnMgO alloys are nearly constant at13.5±1.5 meV, as the Mg concentration x increases from 0.01 to 0.05.
